This innovative cooling solution combines tailored mounting pressure with optimized cold plate geometry, resulting in minimal hydraulic flow restriction. As a result, weaker water pumps or lower pump speed settings can be used, ensuring silent operation without compromising performance. The lathe-turned cold plate effectively covers the integrated heat spreader (IHS), focusing pressure on the die area for efficient cooling.
